Solder-resistant plating electrodes can be selected as Au/Ni and are compatible with wire bonding. The excellent thermal conductivity of Al203/AlN allows for high-reliability bare chip mounting. The robust substrate with a wiring resistance value of 10mΩ/□ supports highly flexible large-scale wiring and also accommodates heater functions.
