高出力レーザーを回転ステージ上のウェハに照射することで、 高速に全面を検査し、微小欠陥を検出します。 散乱、反射、位相シフトなど複数チャンネルの組合せによって 用途に適した欠陥検出ができ、凹凸など欠陥種ごとに弁別します。 ■装置の特長 ・高速検査（約９１秒/6inch） ・PSL 50nm(オプション追加で40nm)相当の微小欠陥検出 ・欠陥の凹凸を弁別 ・SEM等での分析用にケガキ可能 ・レーザー式で検出した欠陥をリアルタイム観察可能な画像式との複合機も提案可能 ・SiCウェハ表面の欠陥検出に対応した波長355nmのレーザーも搭載可能（開発中）
